Ce travail vise ŕ mettre en lumičre les stress électro-thermiques et mécaniques dans les puces et leurs effets sur la puce et son voisinage immédiat. Il permet également d'évaluer les effets de dégradations ŕ l'aide de modčles multi-physiques distribués de puce IGBT. Ainsi, Ce travail s'organise autour d'un volet expérimental original visant la caractérisation électro-thermique de puce de puissance (IGBT et diode) sur la base de micro-sections. Cette approche devrait permettre la caractérisation d'un certain nombre de grandeurs physiques (thermiques, électriques et mécaniques) sur les tranches sectionnées des puces sous polarisation. Le second volet, aussi original, est théorique et consiste ŕ mettre en place un modčle électro-thermique distribué de puce IGBT. Cette modélisation implique de coupler dans un unique environnement (Simplorer), une composante thermique et une composante électrique. Le développement choisi passe par l'utilisation de modčle physique d'IGBT tels que celui de Hefner. Ce modčle est ensuite appliqué pour étudier le rôle et les effets du vieillissement de la métallisation de puce lors de régimes électriques extręmes répétitifs tels que les courts-circui
